Make sure you've cleaned your computer and have done all prep/finishing
work and followed instructions to do all scans in Safe Mode:

If you can't remove the file even in Safe Mode, while still in Safe Mode
right-click on it and look at the security settings. If necessry, take
ownership of the file.

Also look at the file's attributes and make sure it is not Read-Only or
